Laser annealing of ion implanted CZ silicon for solar cell junction formation. Quarterly report No. 2

Description: Results on a contract to evaluate the merits of large spot size pulsed laser annealing of ion implanted silicon wafers for junction formation in solar cells are reported. Investigations on homogenization of the laser beam were continued. In addition to the 30 mm diameter fused silica rod with a 90/sup 0/ bend configuration, quartz tubes were obtained and briefly tried. Best results were obtained with the rod homogenizer. Indium phosphide/cadmium sulfide thin-film solar cells. Quarterly technical progress report No. 3, December 1979-April 1980

Description: Thin films (approx. 1 ..mu..m thick) and large grains (approx. 40 x 40 ..mu..m) of InP were epitaxially deposited on low-cost recrystallized CdS (RXCdS) substrates at 280/sup 0/C by planar reactive deposition. At 380/sup 0/C, a 0.4- to 1.0-..mu..m-thick In-Cd-S transition layer between the InP and the RXCdS degrades the quality of the InP epitaxy. Silicon ingot casting: Heat Exchanger Method (HEM)/multi-wire slicing: Fixed Abrasive Slicing Technique (FAST), Phase IV. Quarterly progress report No. 2, April 1, 1980-June 30, 1980

Description: Silicon ingot size cast by HEM has been extended to 34 cm x 34 cm x 10 cm. A 20 kg ingot has been solidified at 3 kg/hr with no crucible attachment or ingot cracking problems. Another ingot of 26 kg weight has also been solidified. The heat treatment used to develop a graded structure caused cracking on the inside surface of the first large crucibles. Cadmium sulfide/copper ternary heterojunction cell research. Final report, January 8, 1979-June 7, 1980

Description: Dual source, Se and CuInSe/sub 2/, coevaporation and flash evaporation of stoichiometric CuInSe/sub 2/ powder were investigated to develop a process of fabricating large area CdS/CuInSe/sub 2/ heterojunction solar cells. Cadmium sulfide/copper sulfide heterojunction cell research. Technical progress report, September 1-November 30, 1979

Description: Several all sputter deposited Cu/sub 2/S/CdS cells have been prepared to date with J/sub SC/ approx. = 3 mA/cm/sup 2/ under simulated AM1 illumination. The best AM1 conversion efficiency obtained is 0.6%. This is shown to be typical of sputtered CdS in Cu/sub 2/S/CdS cells investigated to date. The sputtered Cu/sub 2/S appears to be satisfactory for solar cell applications. Investigation of the impurity tolerance of semicrystalline silicon solar cells silicon impact program. Quarterly technical progress report No. 2, January 1, 1980-March 31, 1980

Description: Design modifications were made to incorporate thermocouples into the polysilicon casting furnace to allow for the constant monitoring of the temperature profile during the casting process. Final report on Silicon halide-alkali metal flames as a source of solar grade silicon

Description: The object of this program was to determine the feasibility of using continuous high-temperature reactions of alkali metals and silicon halides to produce silicon in large quantities and of suitable purity for use in the production of photovoltaic solar cells. Development of Megasonic cleaning for silicon wafers. Quarterly report No. 3, September 15, 1979-December 14, 1979

Description: During this period the total Megasonic system has been operated regularly and is functioning well. The most critical missing part is the belt drive for the air-drying system; delivery of this drive is now scheduled for the end of January. Preliminary data on wafer cleaning and rinsing indicate that the design criteria of cleaning ability, ease of operation, and safety have been largely achieved. Chemicals utilization appears to be even better than anticipated.

Thin film polycrystalline silicon solar cells

Description: During the present quarter efficiency of heterostructure solar cells has been increased from 13 to 13.7% for single crystal and from 10.3 to 11.2% for polysilicon. For polysilicon the improvements can be attributed to reductions in grid-area coverage and in reflection losses and for single crystal to a combination of reduction in grid-area coverage and increase in fill factor.
