Critical dimension sensitivity to post-exposure bake temperaturevariation in EUV photoresists

Description: Chemically amplified resists depend upon the post-exposure bake (PEB) process to drive the deprotection reactions (in positive resists) that lead to proper resist development. For this reason they often exhibit critical dimension (CD) sensitivity to PEB temperature variation. In this work the effects of variation in different aspects of the PEB step on post-develop CD are studied for two extreme ultraviolet (EUV) photoresists. The spatial and temporal temperature uniformity of the PEB plate is measured using a wireless sensor wafer. Programmed variations in the bake plate temperature set point are then used to measure the CD sensitivity to steady state temperature variation. In addition, the initial temperature ramp time is modified using a thin sheet of polyimide film between the wafer and the bake plate. This allows for measurement of the CD sensitivity to transient temperature variation. Finally, the bake time is adjusted to measure the CD sensitivity to this parameter.

AN INTERCOMPARISON CF THE INTEGRATING PLATE AND THE LASER TRANSMISSION METHODS FOR DETERMINATION OF AEROSOL ABSORPTION COEFFICIENTS

Description: The absorption coefficients determined by the integrating plate method and the laser transmission method are found to be comparable and highly correlated. Furthermore, a high correlation is found between these absorption coefficients and the carbon content of the aerosol in urbanized regions.

MINOS Detector Steel Magnetic Measurements

Description: Magnetic measurements were made on one steel plate of the MINOS far detector. The conventionally used technique of measuring sense coil voltage induced by step changes in excitation current voltage was successful in providing stable, repeatable measurements. Measurements were made at several locations on the steel and the results are presented.

Dynamics of an Isolated Blob in the Presence of the X-Point

Description: The interplay of X-point shearing and axial plasma redistribution along a moving flux tube is discussed. Blobs limited to the main scrape-off-layer and the blobs entirely confined in the divertor region are identified. A strong effect of the radial tilt of the divertor plate on ''divertor'' blobs is found.

TRIDENT flyer plate Impact technique: comparison to gas gun plate impact technique

Description: This report describes the details of a series of plate impact experiments that were conducted on a gas gun in an effort to validate a new technique for plate impact using the TRIDENT laser to launch thin flyers. The diagnostics fielded were VISAR and identical samples and impactors were used on both platforms. All experimenters agree that the VISAR results should have agreed between the two experimental platforms. The VISAR results did not agree across the platforms and experimenters offer explanations and implications for this outcome.

Electrophysiological and morphological analyses of mouse spinal cord mini-cultures grown on multimicroelectrode plates

Description: The electrophysiological and morphological properties of small networks of mammalian neurons were investigated with mouse spinal cord monolayer cultures of 2 mm diameter grown on multimicroelectrode plates (MMEPs). Such cultures were viewed microscopically and their activity simultaneously recorded from 2 of any 36 fixed recording sites. The specific aims achieved were: development of techniques for production of functional MMEPs and maintenance of mini-cultures, characterization of the spontaneous activity of mini-cultures, application of inhibitory and disinhibitory agents, development of staining methods for cultured neurons and initial light microscopic analysis with correlation of electrophysiological and morphological characteristics.

Modal parameters for a flat plate supported by an oil film.

Description: This paper examines the resonant frequencies, Mode shapes, and damping values for a square plate suppcirted by an oil film. Such a study is motivated by interesl: in oil-supported slip tables used for vibration testing. Rtssonant frequencies and percent critical damping were measured for four cases: plate freely suspended; plate with free end conditions and suppoited by an oil film; plate fixed at several locations; and plate fixed at several locations while supported by an oil film. Analytical estimates of the modal properties and modal propertie!j derived from measured data are compared and discrepancies discussed.

Wavelength and pulselength dependence of laser conditioning and bulk damage in doubler-cut KH2PO4

Description: An experimental technique has been utilized to measure the variation of bulk damage scatter with damaging fluence in plates of KH{sub 2}PO{sub 4} (KDP) crystals. Bulk damage in unconditioned and laser-conditioned doubler-cut KDP crystals has been studied using 527 nm (2{omega}) light at pulselengths of 0.3-10 ns. It is found that there is less scatter due to damage at fixed fluence for longer pulselengths. In particular, there is {approx}4X increase in fluence for equivalent scatter for damage at 2{omega}, 10 ns as compared to 0.30 ns in unconditioned KDP. The results for the unconditioned and conditioned KDP show that for all the pulselengths the scatter due to the bulk damage is a strong function of the damaging fluence ({phi}{sup -5}). It is determined that the 2{omega} fluence pulselength-scaling for equivalent bulk damage scatter in unconditioned KDP varies as {tau}{sup 0.30{+-}0.11} and in 3{omega}, 3ns ramp-conditioned KDP varies as {tau}{sup 0.27{+-}0.14}. The effectiveness of 2{omega} and 3{omega} laser conditioning at pulselengths in the range of 0.30-23 ns for damage induced 2{omega}, 3 ns is analyzed in terms of scatter. For the protocols tested (i.e. peak conditioning irradiance, etc.), the 3{omega}, 300 ps conditioning to a peak fluence of 3 J/cm{sup 2} had the best performance under 2{omega}, 3 ns testing. The general trend in the performance of the conditioning protocols was shorter wavelength and shorter pulselength appear to produce better conditioning for testing at 2{omega}, 3 ns.

Demonstration of 12 nm resolution Fresnel zone plate lens based soft x-ray microscopy

Description: To extend soft x-ray microscopy to a resolution of order 10 nm or better, we developed a new nanofabrication process for Fresnel zone plate lenses. The new process, based on the double patterning technique, has enabled us to fabricate high quality gold zone plates with 12 nm outer zones. Testing of the zone plate with the full-field transmission x-ray microscope, XM-1, in Berkeley, showed that the lens clearly resolved 12 nm lines and spaces. This result represents a significant step towards 10 nm resolution and beyond.

FY04 Inspection Results for Wet Uruguay Fuel in L-Basin

Description: The 2004 visual inspection of four Uruguay nuclear fuel assemblies stored in L-Basin was completed. This was the third inspection of this wet stored fuel since its arrival in the summer of 1998. Visual inspection photographs of the fuel from the previous and the recent inspections were compared and no evidence of significant corrosion was found on the individual fuel plate photographs. Fuel plates that showed areas of pitting in the cladding during the original receipt inspection were also identified during the 2004 inspection. However, a few pits were found on the non-fuel aluminum clamping plates that were not visible during the original and 2001 inspections.

The Buckling of a Uniformly Compressed Plate with Intermediate Supports

Description: This problem has been selected from the mathematical theory of elasticity. We consider a rectangular plate of thickness h, length a, and width b. The plate is subjected to compressive forces. These forces act in the neutral plane and give the plate a tendency to buckle. However, this problem differs from other plate problems in that it is assumed that there are two intermediate supports located on the edges of the plate parallel to the compressive forces.

Some Tooling for Manufacturing Research Reactor Fuel Plates

Description: This paper will discuss some of the tooling necessary to manufacture aluminum-based research reactor fuel plates. Most of this tooling is intended for use in a high-production facility. Some of the tools shown have manufactured more than 150,000 pieces. The only maintenance has been sharpening. With careful design, tools can be made to accommodate the manufacture of several different fuel elements, thus, reducing tooling costs and maintaining tools that the operators are trained to use. An important feature is to design the tools using materials with good lasting quality. Good tools can increase return on investment.

Sampling Plan for Assaying Plates Containing Depleted or Normal Uranium

Description: This paper describes the rationale behind the proposed method for selecting a 'representative' sample of uranium metal plates, portions of which will be destructively assayed at the Y-12 Security Complex. The total inventory of plates is segregated into two populations, one for Material Type 10 (depleted uranium (DU)) and one for Material Type 81 (normal [or natural] uranium (NU)). The plates within each population are further stratified by common dimensions. A spreadsheet gives the collective mass of uranium element (and isotope for DU) and the piece count of all plates within each stratum. These data are summarized in Table 1. All plates are 100% uranium metal, and all but approximately 60% of the NU plates have Kel-F{reg_sign} coating. The book inventory gives an overall U-235 isotopic percentage of 0.22% for the DU plates, ranging from 0.19% to 0.22%. The U-235 ratio of the NU plates is assumed to be 0.71%. As shown in Table 1, the vast majority of the plates are comprised of depleted uranium, so most of the plates will be sampled from the DU population.

Measured longitudinal beam impedance of a Tevatron separator

Description: Twenty two separators are currently installed in the Tevatron. The longitudinal impedance of one of these devices was recently measured with a stretched wire. The stretched wire technique can only measure impedance below the cutoff frequency (500MHz). The geometry of a separator is similar to an un-terminated stripline beam position detector. The separator plates occupy a 13.5'' ID vacuum tank, are 101'' long, 7.8'' wide, and have a 2'' gap between them. The differential characteristic impedance between the plates is estimated to be 81 {Gamma} and the common mode impedance plate to ground is about 42 {Gamma}.

The dynamic inelastic response of delaminated plates

Description: A generalized theory for laminated plates with delaminations is used to consider the influence of inelastic deformations on the dynamic behavior of composite plates with delaminations. The laminate model is based on a generalized displacement formulation implemented at the layer level. The delamination behavior can be modeled using any general interfacial fracture law: however, for the current work a linear model is employed. The interfacial displacement jumps are expressed in an internally consistent fashion in terms of the fundamental unknown interfacial tractions. The current theory imposes no restrictions on the size, location, distribution, or direction of growth of the delaminations. The proposed theory is used to consider the inelastic, dynamic response of delaminated plates in cylindrical bending subjected to a ramp and hold type of loading. The individual layers in the current study are assumed to be either titanium or aluminum. The inelastic response of both materials is modeled using the unified viscoplastic theory of Bodner and Partom. It is shown that the presence of both inelastic behavior and delamination can have a significant influence on the plate response. In particular it is shown that these mechanisms are strongly interactive. This result emphasizes the need to consider both mechanisms simultaneously.

Library Resources for Bac End Sequencing. Final Technical Report

Description: Studies directed towards the specific aims outlined for this research award are summarized. The RPCI II Human Bac Library has been expanded by the addition of 6.9-fold genomic coverage. This segment has been generated from a MBOI partial digest of the same anonymous donor DNA used for the rest of the library. A new cloning vector, pTARBAC1, has been constructed and used in the construction of RPCI-II segment 5. This new cloning vector provides a new strategy in identifying targeted genomic regions and will greatly facilitate a large-scale analysis for positional cloning. A new maleCS7BC/6J mouse BAC library has been constructed. RPCI-23 contain 576 plates (approx 210,000 clones) and represents approximately 11-fold coverage of the mouse genome.
